Using this THz spectroscopy system we have measured the absorption spectrum of water vapor in free space over 3 THz, as well as the refractive indices of various substrates such as Si, Al 2 O 3, and GaAs using the transfer-function method. Through the THz imaging system we have observed a high-quality THz image of a medical knife and metal clip sample, with a resolution of pixels using a step size of 250 μm. 2 연구논문 초소형의광섬유결합형테라헤르츠모듈을이용한시간영역에서의분광및이미징 윤영종ㆍ김남제외 73 I. 서론 테라헤르츠 (THz) 파는전자기파스펙트럼영역에서마이크로웨이브와적외선영역사이의일반적으로 0.1~10 THz에해당하는파를말하며, 적외선이가지는직진성과마이크로웨이브가가지는다양한비전도성물질 ( 옷, 종이, 나무, 플라스틱, 벽돌 ) 등을투과하는독특한특성을가진다. 이영역은기술적한계에의해전자기파스펙트럼중가장접근하기어려운영역으로알려져왔다. 하지만펨토초레이저와재료기술, 공정기술등의발전으로다양한 THz 파원들이등장하였고이분야는지속적으로발전해왔다. 물질의원자나분자를이온화시키는 X선과는달리그에너지가 mev 정도로낮아서투과하는물질을파괴시키지않는비이온화 (non-ionizing), 비파괴특성을가지며기존의분광기법으로탐지할수없는주파수대역에서물질고유의흡수스펙트럼, 물리적특성을확인할수있다. 이러한특성은 THz 파를이용한분광및영상기술로발전시켰고기판검사, 금지약물이나위험물에대한모니터링, 암세포분별등의보안, 의료, 환경, 비파괴검사분야에활용될수있는가능성을보여주었다 [1]. 대부분의경우 THz 시스템은광학계를이용하여구성되며시스템의크기가비교적커서이동성이좋지않다. 하지만 THz 시스템의활용도가높아질수록동적환경에서이용가능한 THz 시스템이필요하며이를위해이동성이좋은소형의 THz 시스템에대한지속적인연구가진행중이다 [2-4]. 현재연구되는소형의 THz 발생및검출시스템들은광섬유와광전도안테나가하나의모듈로구성되어있는형태로이동성이좋고, 광통신용레이저를이용하므로저렴하게구성할수있으며안정적으로 THz 펄스파및연속파발생및검출이가능하다 [3-8]. 본연구에서는먼저, 초소형크기의광섬유결합형 THz 발생및검출모듈을자체제작한후, 이를이용하여 THz 분광및영상시스템을구축하였다. 그리고이를이용하여시료 Al 2 O 3 기판의굴절률및흡수율을 Newton-Raphson 방법을이용하여측정하였고또한의료용칼과클립의 2차원스캔을통한 THz 이미지를측정하였다. II. 광섬유결합형 THz 모듈및분광시스템 에도달할수있도록설계하였다. 모듈에서는광전류의증가로인한열을효과적으로방출하기위해방열효율이우수한 Aluminium nitride(aln) 서브마운트를이용하였고 [3], 고저항실리콘렌즈를이용하여자유공간으로방사되는 THz파의손실을줄이고원하는방향으로 THz 파가진행되도록하였다. 모듈하우징을이용하여구성요소들을고정시켰으며, 완성된모듈의부피는 0.7 cc 이다. 위와같은초소형의광섬유결합형 THz 모듈을이용한 THz-TDS 시스템은그림 2와같다. 본시스템은중심파장이 1.55 μm이며펄스폭이 70 fs, 반복율이 100 MHz 인펨토초레이저와, 단일모드광섬유 (SMF; single-mode fiber), 분산보상광섬유 (DCF; dispersion compensated fiber), 1 2 광분배기 (1 2 splitter), THz 모듈, 시간지연기 (delay line), 함수발생기 (function generator), Lock-in 증폭기 (lock-in amplifier) 로구성되어있으며, 두개의 THz 모듈을각각 THz 발생기와검출기로이용하였다. 펨토초레이저에서발생된펄스를광섬유에입사한다. 입사된 1.55 μm 파장의광은광섬유를진행 FIG. 1. Photograph of a compact fiber-coupled THz module. 그림 1은자체개발된 THz파발생및검출기모듈이다. 모은 THz 발생및검출에필요한광전도안테나와서브마운트, 모듈하우징, 고저항실리콘렌즈, 단일모드광섬유, 동축케이블이하나의모듈로구성되어있다. 모듈에이용한광전도안테나는 InP 기판위에 Be가도핑된 InGaAs층을 1.2 μm 두께로성장시켜활성층으로이용하였고광전도층의운반자수명시간은대략 1.7 ps 이다. 안테나는 log-spiral 형태이며안테나중앙에 µm 2 크기의활성층이있다. 서브마운트는광전도안테나를지지하는역할로광전도안테나에외부바이어스를인가하고레이저펄스가안테나의활성영역 FIG. 2. 3 74 한국광학회지제 25 권제 2 호, 2014 년 4 월 할때분산이발생하므로분산보상광섬유를이용하여레이저펄스의분산을최소화하였다. 실제시스템에서는 6 m 길이의광섬유와광학계등에서발생되는분산을보상하기위하여 1.3 m 길이의분산보상광섬유를장착하였다. 입사된펨토초펄스가 1 2 광분배기를지나면두개의광으로나누고각각 THz 발생기와검출기에전달시켜내부에있는광전도안테나의활성층을여기시킨다. THz 발생기에서는여기된광전도안테나에외부바이어스를인가하여 THz 펄스를생성시키고 THz 검출기에서는 Lock-in 증폭기를이용하여자유공간을통해전달된 THz 펄스를호모다인검파방법으로측정하였다. 또한계측장비의작동및데이터수집은상용소프트웨어인 Labview(National Instruments Co.) 를이용하였다. THz-TDS 시스템으로자유공간에서측정한 THz 펄스파의실험결과를그림 3에나타내었다. 발생기와검출기사이의자유공간의거리는 70 mm 이며, 발생기와검출기에도달한펄스광의세기는각각평균 11 dbm, 8 dbm이다. THz 발생기에진폭 6.5V의사인파를바이어스로인가했으며이때발생한광전류는약 0.5 ma 이다. 그림 3 는광섬유결합형 THz-TDS 시스템을이용하여자유공간에서측정한시간영역에서의 THz 의신호이다. 측정신호에서나타나는다중 피크는 log-spiral 안테나에서나타나는특징이며, 신호지속시간은약 40 ps이다. 그림 3 는측정된시간영역에서의결과를 Fast Fourier Transform(FFT) 한자유공간에서의 THz 주파수스펙트럼이다. 이결과에서보면수증기분자에포함되어있는하이드록시기 (-OH) 에기인된특정주파수에서흡수피크들을발견할수있다. 이흡수피크들이발견된주파수는 0.56, 0.75, 0.98, 1.11, 1.16, 1.20, 1.23, 1.41, 1.60, 1.67, 1.71, 1.80, 1.87, 1.92, 2.04, 2.12, 2.16, 2.20, 2.22, 2.26, 2.39, 2.46, 2.64, 2.77, 2.89, 2.97, 3.01, 3.05 THz로상온의자유공간에존재하는수분의흡수주파수와일치하였다 [9, 10]. III. THz 분광및이미징실험결과 3.1. Al 2 O 3 의굴절률측정 그림 4는 THz 발생기와검출기사이에시료를두었을때나타나는 THz 파의경로이다. 매질1 과매질3 은자유공간이며매질2 는시료이다. 발생기에서발생된 THz 펄스를시료에입사시키면자유공간에서시료를통과하여검출기에도달한다. THz 펄스가각매질을지날때마다펄스의일부는반사하는특성으로인해시료내부에서다중반사가일어난다. 광섬유결합형 THz 모듈에서발생된 THz 펄스의신호지속시간은약 40 ps이며이는반도체기판과같은얇은두께의시료를측정할경우시료에서반사되는시간이짧아신호지속기간동안본신호와반사된신호가함께측정된다. 그러므로얇은두께의시료의굴절률측정시반드시다중반사가고려되어야한다. 는시료에입사되기전발생기에서발생된 THz 펄스신호의진폭이며는시료를통과하여검출기에서측정된 THz 신호의진폭으로시료에서발생된다중반사가포함된결과로측정된다. 측정된와를통해시료의투과계수를구할수있으며, 투과계수에대한 FIG. 3. 4 연구논문 초소형의광섬유결합형테라헤르츠모듈을이용한시간영역에서의분광및이미징 윤영종ㆍ김남제외 75 전달함수는다중반사에의한 Fabry-Perot 효과를고려하여식 (1) 와같이정의된다. (1) 여기서 는매질 1과 2사이의반사진폭계수, 는매질 1과 2사이의투과진폭계수이며, c는광속이다. 반사진폭 계수와투과진폭계수는각각식 (2) 과 (3) 로정의한다. (2) (3) 은주파수에따른시료의복소굴절률이며, ω는각주파수 [rad/s], d는시료의두께다. 실험에사용한시료는 Si(100), Al 2 O 3 (0001), GaAs(100) 기판이며, 시료의두께는각각 300 μm, 480 μm, 350 μm이다. 굴절률의계산은 Newton-Raphson 법을이용하였다 [11, 12]. 와의차를라정의하고다음식과같이정의된다. (4) 그림 5 는자유공간과시료를지나는 THz 펄스의시간영역에서의신호를나타낸다. 측정된 THz 신호의길이는약 40 ps로신호에서발생되는다중반사가본신호에묻히기에충분히긴길이이고, 펄스가시료를통과할때자유공간에서의속도보다줄어들어시간지연이발생하였다. 이렇게발생된시간지연을통해얻어진시간영역에서의굴절률을 Newton-Raphson법의초기값으로설정하였고, 시간영역신호를각각 FFT하여와를구하였다. 또한, 의허용오차는 10-7 이며의결과가허용오차보다클경우식 (5) 과같이초기값에서본함수 (5) 와접선의기울기를나눈값의차를이용하여굴절률을계산하였다. 위와같은방법으로구한굴절률은그림 5 에나타내었다. Si 기판의경우약 범위의굴절률로측정되었고 Al 2 O 3 기판의경우 로측정되었으며 GaAs 기판의경우 범위의굴절률이측정되었다. 높은주파수영역에비하여낮은주파수영역에서측정된굴절률이상대적으로일정하지않은것으로측정되었다. 낮은주파수대역인, 파장보다얇은두께의시료에서는 THz 파가투과된양이적어측정된결과가일정하지않는것으로나타났으며, (5) FIG. 5. Scanned time domain THz signal of free space (black), 300 μm thick Si (red), 480 µm thick Al 2 O 3 (green) and 350 μm thick GaAs (blue) Measured reflective index of the Si, Al 2 O 3 and GaAs. 이렇게변하는현상은 THz 파의파장보다두꺼운시료를이용하거나시료에서반사된신호를추가적으로측정하여보정을해주면억제시킬수있다 [13]. 이결과는기존의알려진바와비슷한결과를가지며 [14, 15], 이결과는 THz 모듈을이용한분광연구의응용가능성을보여준다 테라헤르츠영상 THz 파의투과특성을이용한영상을얻기위해그림 6 와같이초소형 THz 모듈을이용한영상시스템을구성하였다. 이는앞서분광시스템과비교하여 THz 파의발생기와측정기는동일하나시료의 2차원이미지를얻기위하여시료를 2차원으로움직일수있는 x-y축스테이지에위치시켜실험을실시하였다. THz 파가금속을투과하지못하므로 THz 시간영역신호의피크에서의샘플이있는곳과없는곳의진폭변화로샘플의영상을측정하였다 [17]. 측정에사용된 log-spiral 안테나는다중피크특성이나타나며앞쪽피크

Raw THz images of a medical knife and a clip, image profile of a line segment (A-B), and (c) image profile of a line segment (C-D). 얇을수록투과량이높아짐을볼수있다. 이는 THz 파의크기가측정된금속의두께보다커금속의두께에따라 THz 파투과량이다르게나타나는것을확인하였다. 그림 7(c) 는구간 C-D의프로파일이다. 칼의금속면부분이 THz 파의크기보다넓어 THz 파가투과되지않았으며, 칼의구멍부분에서는 THz 파가일부투과됨을볼수있다. 금속면의넓이와두께에따라 THz 파의투과량이다르게나타났지만샘플의유무를충분히구별할수있었다. 이러한결과를통해 THz 파를이용하여숨어있는물체의탐지가가능하며, 선명하게영상물을측정할수있음을보여준다. 그리고 THz 파를이용한영상연구에초소형의 THz 모듈의응용가능성을보여준다. IV. 결 론 에고주파수성분이모여있는특성이있다. 그러므로영상의해상도를높이고 SNR(Signal-to-Noise Ratio) 을확보하기위해그림 6 와같이두번째피크지점에서영상을측정하였다. 측정에사용된샘플은그림 6 와같이의료용칼과클립이며테플론지지대에시료를두고그위에종이로덮어시료가보이지않도록하였다. 의료용칼은가로, 세로각각 45 mm, 10 mm 이고칼은중간부분에세로로 2-3 mm의구멍을가지고있으며클립은가로, 세로, 두께각각 33 mm, 8mm, 1 mm 이다. THz 펄스의발생기와검출기는 70 mm이며발생기에서부터시료까지 THz 발생기에사용한실리콘렌즈의초점거리를고려하여 15 mm 의거리를유지하였다. 시료를 x-y 축스테이지에고정시켜 250 μm 간격으로 픽셀을스캔하였다. 그림 7 는샘플의영상결과이다. 결과이미지의 SNR은약 130(21.1dB) 이며, 샘플의사이즈가동일하게측정되었으며, 측정된이미지에서의료용칼의구멍과클립의형태가정확히드러나실제와유사한영상결과를얻을수있었다. 그림 7 는구간 A-B의프로파일이다. THz 파가투과될때금속면의두께가두꺼울수록 THz 파의투과량은줄어들고 본논문에서는초소형크기의광섬유결합형 THz 모듈을이용하여 THz-TDS 및영상실험을수행하였으며 3 THz이상의수분에기안한 THz 흡수피크를구별하였다. 이 THz-TDS 시스템을이용하여 THz 대역에서의 Al 2 O 3 의굴절률과칼과클립의영상을측정하였다. 굴절률측정시신호지속시간동안반사신호가함께측정되는현상으로인해다중반사를고려하였으며, Newton-Raphson 법을이용하여굴절률을구하였다. 각각측정된굴절률은 Si 기판의경우약 , Al 2 O 3 기판의경우 , GaAs 기판의경우 범위로측정되어기존의알려진바와비슷한결과로나타남을확인할수있었다. 영상실험을통해의료용칼과클립이실제와비슷하게측정되었다. 이러한결과는초소형의 THz 모듈의분광및영상측정에대한가능성을보여주고있다. 앞으로 THz 분야의응용은더욱커질것이라예상되며그와더불어소형의 THz 발생시스템이요구될것이다. 본논문은초소형의광섬유결합형 THz 모듈을이용한결과라는데에의미가있으며다양한연구분야에서의초소형모듈을이용한 THz 파의응용가능성을보였다. 그리고계속적으로발전할소형의 THz 발생및검출분야에참고자료가될것으로기대된다.
