Also, we fabricated main components micro-strip line to WR28 waveguide transition and WR28 wave guide power combiner for Ka-band. This Ka-band shows saturated output power 44.2 m, power added efficiency 16.6 % and power gain 39.2 at GHz frequency band. 2 THE JOURNAL OF KOREAN INSTITUTE OF ELECTROMAGNETIC ENGINEERING AND SCIENCE. vol. 26, no. 12, Dec 또한, 최근 위성통신은 점차 많은 데이터량과 주파수 활용문제로 인하여 Ka 인 초고주파 까지 용하 게 되었다. 우리나라 천리안 위성을 포함하여 여러 선진 국에서 Ka 위성방송을 활용하여 이미 고화질 방송 을 실시하고 있으며, 앞으로 세계 여러 나라에서 위성통 신 및 방송 으로 Ka 주파수를 주목하고 있다. 따라서 본 논문에서는 이러한 위성통신용 인 GHz에서 상용 GaN 공정을 이용하여 구동증폭기(Drive Amplifier : DRA 및 HPA MMIC를 설계 및 제작하고, 이를 전력 합성하여 25 W급 를 설계 및 제작하여 고온에서 특성 평가하는 과정을 기술하고자 한다. [1] Ⅱ. 구성 어지며, 전원 공급과 온도 및 전류를 모니터를 할 수 있는 전원 제어부로 설계되었다. Ⅲ. 구성품 3-1 GaN DRA MMIC 는 0.15 μm GaN 상용공정인 미국 TriQuint의 공정을 이용하여 게이트 폭 8 50 μm 소자를 1:2:4 구조 로 배치한 3단 증폭기로 설계되었다. 그림 2는 DRA 회로 도와 제작된 진이며, 최종 칩 크기는 mm 이다. 제작된 DRA MMIC는 유테틱(Eutetic 공정으로 캐리어 (Carrier에 접합하여 측정을 위한 지그(Jig 체결 후 소신 DRA 2 그림 1은 GaN MMIC 기반 Ka 의 구성을 도 식한 그림이다. 의 증폭도 및 전력을 고려하여 1:4 구조로 설계되었으며, RF 증폭부의 입출력 인터페이스는 각각 2.9 mm SMA(Surface Mounted Adaptor와 EIA(Electrical Industry Association 규격인 구형 mm 크 기의 WR28 도파관이다. 의 RF 증폭부는 GaN 상용 파운드리 서비스를 이용하여 설계 제작된 DRA, HPA MMIC 및 SMA-to-WR28 변환기(transition, 1:4 Wilkinson 전력 분배기, 4:1 WR28 도파관 전력 합성기로 구성되 2 회로도 (a DRA MMIC (a DRA MMIC schematic 진 의 구성 그림 1. Photograph and characteristics of MS-to-WR28 transition. 합성기와 결합하기 위해서는 MS-to-WR28의 변환기가 필 요하다. 또한, 의 결합성을 고려하여 일자형인 릿지 (ridge 구조로 설계 및 제작되었다. 그림 9는 제작된 변 환기 진과 백투백(Back to Back 측정 결과이다. 주파수 GHz 에서 전달계수 0.5, 입출력 정합 22 의 특성을 나타내어 1개의 삽입 손실은 0.25 로 판단되었다. [4] 3-4 WR28 Wave Guide Power Combiner 의 출력단의 전력합성을 위하여 4:1 WR28 인터 페이스를 가진 전력합성기를 설계 및 제작하였다. 또한, 출력단 격리도 향상을 위하여 저항체 격벽을 삽입하였다. 그림 10은 제작된 전력합성기와 그 특성을 도식한 그 림이다. 측정하지 않는 단자를 도파관으로 정합하여 단락 시키고, 회로망 분석기로 2-port 측정을 하였으며, 측정 결 과 주파수 GHz 에서 전달계수 약 6.3 가 측정되어 삽입손실 0.3, 입력 정합 13, 출력정합 23, 격리특성 20 의 특성을 나타내었다. Ⅳ. 제작 및 특성 평가 그림 11은 앞 절에서 고찰된 부품을 이용하여 제작된 Ka GaN 기반 의 진이며, 방열판을 제외한 의 크기는 mm 이다. 의 특성평가 는 소신호 분석과 대신호 분석으로 이루어졌다. 일반적으 로 는 온도가 올라가면 이득 특성이 떨어지는 특 3 의 전력 특성 그림 13. Ka (Vd =20 V Fig. 13. Photograph of the Ka-band. 성이 있다. 따라서 소신호 평가는 상온에서 대신호 평가 는 섭씨 50도 조건에서 이루어졌으며, 측정에 용된 대 표적인 계측기는 Keysight의 PNAX 회로망 분석기와 N1912 전력 분석기를 이용하였다. 산란계수 측정결과, 주파수 GHz 에서 소신 호 이득 46.5, 입력정합 5.8 의 특성을 나타내었으 며, 대신호 측정 결과, 포화 출력 44.2 m, 전력부가효율 16.6 %, 전력이득 39.2 의 특성을 나타 내었다. 이때, 의 DC 공급 전압은 단일 전압 20 V를 인가하였다. Ⅴ. 결 초고주파 인 Ka 의 25 W급 를 제작하기 위하여 상용 0.15 μm GaN 공정을 이용 DRA 및 HPA MMIC를 설계 및 제작하여 특성 평가하였고 특히, 의 안정적인 고온동작을 확인하기 위하여 HPA MMIC의 열해석 시뮬레이션을 실시하였다. 열해석 시뮬레이션 결 과, HPA MMIC의 채널온도가 섭씨 193도로 나타나 MTTF 가 1 10 시간 이상임을 확인하였다. 또한, 의 주요 부속품인 MS-to-WR28 변환기 및 WR28 전력 합성기를 설계 및 제작, 평가하여 Ka GaN 기반 를 제작 하였다. 제작된 Ka GaN 기반 는 주파수 GHz 섭씨 50도에서 대신호 측정결과, 포화 출력 44.2 m, 전력부가효율 16.6 %, 전력이득 39.2 의 특 6 의 산란계수 특성 그림 12.
