The FIB technique is an ideal tool for TEM sample preparation that allows for the fabrication of electron-transparent foils. The FIB is appropriate techniques to sample and subsequently define the chemical composition and the structural state of mineral inclusion on the micro/nanoscale. The combination of FIB with a SEM allows for 3D information to be obtained from samples including 3D imaging. Cutting strategies were demonstrated to improve the performance of cutting tool geometry and to generate high aspect ratio micro cutting tool. A finely focused beam of 30keV Ga+ ions was used to mill cutting tool shapes for various micro patterns. Therefore FIB sputtering is used to shape a variety of cutting tools with dimensions in the 1-5 μm range and cutting edge radii of curvature of under 50nm. Key Words: Focused Ion Beam ( 집속이온빔 ), Diamond Tool Geometry ( 다이아몬드공구형상 ), High Aspect Ratio ( 고세장비 ), Cutting Edge Width ( 절삭날폭 ) 1. 서론 반도체기술의핵심인전자, 이온및광자빔의사용은반도체, 디스플레이, 태양전지및마이크로나노스케일에서의가공등에있어서핵심기술로많은연구자들에의해연구가되어왔다. 이에관련기술및장비산업은활용범위를확대하고있고급속하게성장하고있다. 1 이온빔은전자및광자빔과는다른물리적특성으로인하여특별한사용영역을가지고있다. 특히이온빔은이온원 (Ion source) 에서나온이온들을가속하고원하는모재 (Substrate) 위에집속하여충돌시키는운동량전달을통한스퍼터링 (Sputtering) 이가공원리이므로모재위에포토레지스트 (Photoresist) 없이직접가공이가능하다. 2,3 대칭원통형마이크로부품의제작은시제품제조측면에서아주중요한과제이다. 프로젝션리소그래피 (projection lithography) 기술을활용하여평탄한형상을생성하는것은특히어렵다. 그러나최근의연구는종래의방법의기하학적인한계를극복하는과정을보여주고있다. 비

2 한국정밀공학회지제 31 권 3 호 pp March 2014 / 208 전통적인리소그래피기술을사용하여실리콘기판위에구형 (sphere) 의전자장치가제작되고있다. 4 후처리전착공정을갖는원통표면에미세접촉인쇄술은서브마이크로급의해상도를가지는소형 3D형상을생성하고, 5 초기의원통형형상으로부터설계가시작된다. 6 몰드및마스터 (master) 의제작에는 charged particle lithography, deep reactive etching, micro machining 등의여러가지방법이사용되고있다 회절광학소자, 홀로그램, 3차원디스플레이는광정보처리연구분야의근간을이루는구성요소들이다. 회절광학소자는빛을적절히회절시켜원하는광패턴을만들어내는소자이다. 집속이온빔은 transmission electron microscope(tem) 등의응용분야에서사용되고 direct writing이가능한툴 (tool) 이다 그러나집속이온빔을이용하여 3차원형상을제작하는기술은비교적연구가미비하다. 현재 Vsil 과 Fu 18 에의한두가지방법이연구되었으며, 이들은 3차원형상의제작을위하여각각 pixel dwell time control 및 2-D slice 방법을도입하였다. Encyclopaedia Britannica에서 Rayleigh가회절광학소자의개념을설명하고있는데, 현실적으로실현되기는어려울것으로기술하고있다. 하지만, 현재의기술수준에서, 회절광학소자는 lithography, single-point diamond turning, single-point laser pattern generation 기술등에의하여이미상용화되었다. Far-field에서원하는빛의세기를만들어내도록회절광학소자를설계하는것은간단하지않은문제로서 iterative Fourier transform algorithm이쓰이는데, 최적설계를위해 genetic algorithm이적용되며, 보다빠르고최적화된설계를위한이론적연구논문들이꾸준히발표되고있다. 최근에는 sub-wavelength structure의회절광학에대한연구가활발하며이를이용한무반사구조, 편광판, 협대역필터등이제안되고있다. 또한, 회절광학소자를이용하여마이크로또는나노소자를만들기위한연구가최근 nano-photonics와관련하여주목받고있다. 이러한회절광학소자를만들기위해서는초정밀가공기와공구및가공공정이필수적으로뒷받침되어야한다. 따라서본연구에서는회절광학소자를만들기위해서서브마이크로급패턴가공용서브마이크로급 cutting edge width를가지는단결정다이아몬드절삭공구제작이필요하고이러한공구를개발하기위해서연삭가공과집속이온빔 (FIB) 가공공정연구를수행하였다. 0.3um Fig. 1 Cutting tool geometry for sub-micro pattern 3um 1.5um Fig. 2 Schematics of micro patterns for diffractive optical element (DOE) 2. 단결정다이아몬드공구형상 2.1 초정밀다이아몬드공구 type 본연구에서개발하고자하는초정밀다이아몬드공구는 3 차원자유곡면표면에서브마이크로급패턴가공을하기위한가공공구로서 STAVAX 재료표면에무전해니켈도금을한금형재료를이용하여 F-theta lens 를제작하고그표면위에회절광학소자 (diffractive optical element) 를제작하는것이다. Fig. 1 은서브마이크로급패턴가공을위하여제작가능한공구형상을보여주고있다. 본연구에서는가공하고자하는패턴형상에따라서몇가지 type 의초정밀절삭공구를제작하였다. 2.2 서브마이크로급다이아몬드공구모델광학성능이우수한회절광학소자를만들기위해서는패턴에대한일정한피치 (pitch) 가중요한요소가된다. 본연구에서는피치 3um 와절삭깊이는최소 0.3um 이상의마이크로패턴을가공하기위해서최소 1.5um 급의 cutting edge width 를가지는다이아몬드절삭공구가필요하다. Fig. 2 는회절광학소자를만들기위한마이크로패턴형상을보여주고있다. 피치 (pitch) 는 3um 이고, 절입량은최소 0.3um 정도를목표로하고있다.

Fig. 4 Photograph of planetary grinding system (PG-3B) 3. 다이아몬드절삭공구제작 3.1 실험장치본연구에서는연삭가공과집속이온빔을이용하여서브마이크급절삭날폭 (cutting edge width) 을갖는다이아몬드절삭공구를제작하였다. Fig. 4는서브마이크로급패턴가공용초정밀다이아몬드공구를제작할수있는 CORBON사의 PG-3B연삭기를보여주고있다. Fig. 5는본연구에서사용된집속이온빔시스템으로서 FEI사의 NOVA 600 장비이다. FIB는이온건과전자건으로구성되어있어이온밀링하는도중에 SE분석을동시에수행할수있다. 이온밀링을위해이온소스로는 Ga + 액체금속이온원을사용하며, Ga + 이온으로인한시편표면이손상되는것을막기위해서백금 (Pt) 를증착하여시편에보호층을형성한다. 가속전압은 30kV이고최소빔의분해능은 7nm이며배율은 25만배까지가능하다. 시편은단결정다이아몬드를사용하였으며, 챔버내의진공도는 Pa 이하를유지하고있다. Table 1은본연구에서사용된집속이온빔가공기의제원을보여주고있다. 3.2 실험방법본연구에서는연삭작업을통해서 1.5um 급의절삭날폭 (cutting edge width) 을가지는다이아몬드절삭공구를제작하였다. Fig. 7 은집속이온빔가공을할때레스터스캔 (raster scan) 방식과벡터스캔 (vector scan) 방식에대한원리를보여주고있다. 레스터스캔 (raster scan) 방식은일정한간격으로한방향으로빔을이동시키면서가공하는공정이고, 벡터스캔 (vector scan) 방식은이동경로의시작점과끝점을정의해서연속적으로빔이이동하면서가공하는방식이다 본연구에서는가공시간을고려하여빔의전류 (beam current) 를높여서벡터스캔 (vector scan) 방식으로가공을수행하고난후이온빔을정밀하게제어하기위해서빔전류 (beam current) 를낮추고레스터스캔 (raster scan) 방식으로 FIB 밀링가공을수행하였다. 4. 실험결과및고찰 4.1 연삭가공에의한절삭공구제작본연구에서는목표로한다이아몬드공구의형상을가공한결과 Fig. 8 과같은결과를얻었다. 공구의날부분인 cutting edge width 는대략 1.07um 이고공구날의높이는 14.73um 이다. Fig. 8 에서보는바와같이공구의형상에대한요구사항은만족을하지만공구의폭대비높이가너무커서실제로이공구를가지고시편을가공을할경우파손의우려가높을것으로판단된다. 연삭가공으로 cutting edge width 를 1um 이하로가공을하는것은현실적으로한계가있다. 이러한이유로본연구에서는 FIB 가공을통해서 cutting edge width 를 1um 이하로제작하고공구의길이도폭과높이의비를 1:5 정도로제작할수있는공정연구를수행하였다. Fig. 9 는본연구에서목표로한다이아몬드공구의형상을가공한결과이다. 다이아몬드절삭공구는가공패턴에적합한형상으로가공이되었는지가중요하다. 또한절삭날 (Cutting edge) 이예리해야절삭공구로서사용이가능하다. 결과에서보듯이설계된형상대로가공은잘되지만절삭날 (Cutting edge) 부분이예리하지못하고라운드가생겼다. 이는빔의특성상가우시안 (Gaussian) 형태를가지고있기때문이다. 이러한문제점을해결하기위해서 Fig. 10 과같이다이아몬드표면위에백금 (Pt) 을증착시키고

5 한국정밀공학회지제 31 권 3 호 pp March 2014 / 211 (a) Without Pt coating (b) With Pt coating Fig. 10 SEM images of a diamond cutting tool with Pt coating in focused ion beam (beam current: 1nA, tilt angle: 52) Fig. 11 Procedure of FIB process on the diamond surface with metal coating FIB 밀링을수행하였다. 그결과백금 (Pt) 을증착시켰을때가그렇지않을경우보다공구의상단폭과하단폭의두께가줄어든것을알수있다. 이러한결과는공정연구를통해서충분히절삭공구의형상을제어할수있을것으로판단된다. 4.3 Lift-off 공정을적용한 FIB 가공반도체공정에서리소그래피 (lithography) 기술중리프트오프 (lift off) 공정이있다. 리프트오프 (lift off) 공정은기판위에레지스트패턴을먼저형성하고잔여층을제거한후이를증착마스크로사용하여금속을선택적으로증착하고화학용액 (chemical solution) 등을이용해레지스트만선택적으로제거하여금속패턴을얻는방식이다. 리프트오프 (lift off) 공정을다이아몬드공구표면에적용하여 FIB 밀링 (milling) 가공을수행하였다. 다이아몬드표면위에니켈을 150nm 두께로코팅하였다. 니켈코팅을다이아몬드표면에코팅을할경우점착력 (adhesion) 이약하기때문에니켈코팅전에크롬 (chrome) 을 10nm 두께로코팅하였다. Fig. 11 은다이아몬드공구위에크롬과니켈을코팅을한후 FIB 밀링가공절차를보여주고있다. FIB 가공을할때가우시안 (Gaussian) 빔때문에가공부상단에라운드가생성된다. 이러한라운드생성부분을크롬과니켈이보호층역할을하면서다이아몬드가공영역은예리한절삭날 (Cutting edge) 을얻을수있다. FIB 가공이끝난후질산 (Nitric acid) 용액을이용해서메탈에칭 (metal etching) 을하면깨끗한다이아몬드표면을얻을수있다. Fig. 12 는다이아몬드공구위에코팅을한후 FIB 가공결과를보여주고있다. 다이아몬드표면위에코팅된것을확인할수있다. 또한코팅층이보호막역할을하고있기때문에가공 Fig. 12 SEM images of diamond tool with coating procedure after FIB process (tilt angle: , beam current: 3nA, voltage: 30kV) Fig. 13 SEM images of diamond tool with coating procedure after FIB process (tilt angle: 52+6, beam current: 1nA, voltage: 30kV) 후다이아몬드공구에는라운드형상이없을것으로판단된다. Fig. 13 은다이아몬드공구를최대한틸팅 (tilt angle: 58) 을하여 FIB 가공을수행한결과이다. 다이아몬드절삭공구로서가지고있어야할측면여유량을가지고있는것을확인할수있다. 본연구에서목표로설정했던절삭날폭 (Cutting edge width) 는 1.01um 값을얻었다. 5. 결론 본연구에서는회절광학소자를개발하기위해

6 한국정밀공학회지제 31 권 3 호 pp March 2014 / 212 서서브마이크로급패턴가공용초정밀다이아몬드절삭공구를제작하였다. 연삭가공과집속이온빔 (FIB) 가공을수행하여마이크로 / 나노스케일을갖는단결정다이아몬드절삭공구를제작하였다. 절삭날폭 (Cutting edge width) 은 1.5um 와 0.3um 급의다이아몬드절삭공구를제작하였다. 또한절삭날의 sharpness 가있어야절삭공구로서의역할을할수있다. 하지만집속이온빔 (FIB) 은가우시안 (Gaussian) 빔의형태를가지기때문에다이아몬드공구의엣지 (edge) 부분이라운드가발생한다. 이러한문제점을해결하기위해서반도체공정에서주로사용되고있는리소그래피공정기술중에서리프트오프 (lift-off) 공정을적용하여다이아몬드공구표면에 10nm 두께의크롬과 150nm 두께의니켈을 e-beam 증착장비를이용하여코팅을하였다. 코팅된다이아몬드공구위에 FIB 가공을수행한결과절삭날 (Cutting edge) 가예리한것을확인하였다. 또한다이아몬드공구의상단부와하단부가거의균일하게가공된것을알수있었다. 향후에는코팅된다이아몬드공구표면에수십마이크로의절삭깊이를가질수있도록집속이온빔 (FIB) 가공을수행한후다시연삭가공을하여예리한절삭날 (Cutting edge) 을얻을수있는연구를진행할계획이다. 후기 본연구는산업통상자원부산업원천기술개발사업의 회절광학소자용 700 nm급이하의미세패턴가공을위한절삭가공공정원천기술개발 과제로수행되었습니다. 관계자여러분께감사드립니다. 참고문헌 1.
