1 The Journal of The Institute of Internet, Broadcasting and Communication (IIBC) Vol. 19, No. 1, pp , Feb. 28, pissn , eissn JIIBC 공간결합기를이용한 Ka 대역 20W 급 SSPA 개발 Development of the Ka-band 20watt SSPA (Solid State Power Amplifier) Using a Spatial Combiner 최영락 *, 이종우 *, 이수현 *, 안세환 **, 이만희 **, 김홍락 ** Young-Rak Choi *, Jong-Woo Lee *, Su-Hyun Lee *, Se-Hwan An **, Man-Hee Lee **, Hong-Rak Kim ** 요약본논문에서는단위전력증폭기를여러개결합하여높은출력을얻을때결합손실을최소화하여증폭기의효율을높이는방법에대해연구하였다. 구체적으로는도파관과 cavity 구조로되어있는공간결합기를이용한 Ka 대역공간결합증폭기를제안하였다. 제작된공간결합증폭기는 Ka 대역 20W급의 SSPA 로서 GaN bare die를이용하여설계된 5W급의단위증폭모듈 8EA를적용하였다. 그리고 Hybrid Radial 구조의 8-way 공간분배기와공간결합기를이용하여단위증폭모듈을결합하였다. 제작된공간결합기의출력결합손실은약 0.334dB 이며약 92.6% 의효율을얻었다. 본논문의공간결합증폭기는최대포화출력 10W, 전력부가효율 15% 이상을목표로개발하였으며, 측정결과최대포화출력 30W와전력부가효율 19% 의결과값을얻었다. Abstract In this paper, we have studied how to improve the amplifiers efficiency by minimizing the combining loss when several unit power amplifiers are combined to obtain high output power. Specifically, we have developed Ka-band Spatial Combining Amplifier. The fabricated Spatial Combining Amplifier is a Ka-band 20W class SSPA, which uses a 5W class unit amplifier module 8EA designed using a GaN bare die. We also combined The unit amplifier module using 8-way spatial divider and combiner with a hybrid radial structure. The output combining loss of the fabricated spatial coupler is about 0.334dB, which is about 92.6% efficiency. In this paper, we developed a Spatial Combining Amplifier with a maximum saturation output of 10W and a power addition efficiency of over 15%. As a result, we achieved the maximum saturation output of 30W and the power addition efficiency of 19%. 2 Development of the Ka-band 20watt SSPA (Solid State Power Amplifier) Using a Spatial Combiner 를통한소형레이더시스템용펄스전력증폭기를개발하 였다. 1. 공간결합기 가. 공간결합기의개요 Ⅱ. 각구성품설계 공간결합기는도파관및 Cavity 구조를이용하여신 호를분배및결합하는 RF Passive Component 이다. 3 차원적인구조형태를가지고있으며분배또는결합시 대상물의수의증가에따른결합효율의감소가없기에 보통 N-way 이상의결합구조로많이사용된다. 같다. 본논문에적용된공간결합기의세부사양은표 1 과 표 1. 공간결합기세부사양 Table 1. Radial Combiner specifications 항목세부사양비고 결합기형태 주파수 결합개수 출력삽입손실 입력반사손실 출력반사손실 Radial Combiner 29 ~ 31GHz 8 개 0.7dB 이하 10dB 이하 10dB 이하 설계주파수에대한대역폭이 7% 미만이기때문에협 대역특성을가지지만매우우수한결합효율을갖는 radial 구조의결합기를적용하였으며출력삽입손실 0.7dB 이하, 입출력반사손실 10dB 이하를목표로설계 를진행하였다. 그림 1 은 Radial Combiner 의구조를간략화한형태이 다. 출력커넥터부터내부 Cavity 사이의거리를 R 로명 시하였고도파관의폭을 W, 도파관사이의최단거리를 W1 으로명시하였다. 결합커넥터들이출력커넥터를중 심으로균등한길이와각도로배열되어있으며 50ohm Term 에 Termination 되어있을경우다음과같이 admittance matrix 로수식을정의할수있다. (1) V1 은출력커넥터에입사되는전압을나타내고 V2 는 결합커넥터에입사되는전압을나타낸다. 수식 (1) 과 (2) 는출력, 결합커넥터에흐르는전류를나타낸다. 있다. 위의수식 (1) 은수식 (2) 및수식 (3) 으로간략화할수 (2) (3) 출력커넥터에 V1 전압이입사될때모든결합커넥터 들은단락되고또한모든결합커넥터들이 V2 전압으로 입사될때출력커넥터가단락됨을위의수식으로확인 할수있다. cot (4) 결합기의형태및크기는주파수및결합되는증폭모 듈의개수로정할수있다. 내부 cavity 는다음의식으로 최소크기를계산할수있다. Radial Combiner structure 나. 공간결합기시뮬레이션시뮬레이션은 EM Simulation Tool을이용하여진행하였으며결합기에대한출력삽입손실과입출력반사손실과같은주파수에대한특성을확인해야하기때문에 S-matrix 를기준으로시뮬레이션및튜닝을하였다

3 The Journal of The Institute of Internet, Broadcasting and Communication (IIBC) Vol. 19, No. 1, pp , Feb. 28, pissn , eissn 표 2. 8-way radial combiner simulation 검토사항 Table 2. 8-way radial combiner simulation reviews 항목검토내용주파수 29 31GHz 결합개수 connector 사양 결합기크기 8-way 2.92mm 적용 최소크기 그림 2 는결합기의삽입손실과반사손실의시뮬레이 션결과그래프이다. 삽입손실은입력커넥터에서출력 커넥터로신호가진행할때손실되는정도를의미하고 반사손실은신호가인가되는커넥터기준으로반사되는 정도를의미한다. 설계대역내에서삽입손실은약 9.11dB 이하, 출력커넥터반사손실은약 22dB 이하, 결 합커넥터반사손실은약 16dB 이하의결과를얻었다. 그림 4는커넥터별위상에대한시뮬레이션결과이다. 확대되어진그림을통해위상값의최소와최대의차이가 1도이하임을알수있다. 그러나실제제작되어지는커넥터내부 pin 길이및조립시기구평탄도오차, 그리고커넥터가삽입되는부분의 under cut 깊이오차에따라제작되는결합기의커넥터별위상차는더커질것으로예상된다. 그림 4. 커넥터별위상비교 Fig. 4. Phase comparison per combining connector 마지막으로전자장해석결과를통해서신호가동위 상으로균등하게분배되는것을확인하였다. 그림 2. 삽입손실및반사손실 Fig. 2. Insertion loss and Return loss 결합되는커넥터들의삽입손실을시뮬레이션한결과를다음그림으로나타내었다. 사용주파수대역내에서는 31GHz 가변화폭이제일크며값을분석한결과커넥터별최대삽입손실과최소삽입손실의차가약 0.14dB 정도계산되었다. 그림 5. 전자장해석 : E-Field Fig. 5. Insertion loss and Return loss per combining connector 본논문의전체목표규격충족을위해서는단일전력증폭기내부의증폭기소자선정이매우중요하다. 최근증폭기소자는 GaN 공정기술을이용한트랜지스터또는 MMIC 형태로개발된제품이다수의국외제조사에

4 Development of the Ka-band 20watt SSPA (Solid State Power Amplifier) Using a Spatial Combiner 서개발및양산되고있으며종전 Si, GaAs 계열에비해전력밀도가높아제품의소형화와경량화가가능하다. 아래표에본과제에적용가능한 GaN HEMT 전력증폭기 MMIC 의주요성능을비교하였다. 최대출력전력항목의목표규격이 4W이상이므로최대출력전력이 4W이상인소자를선정하였으며출력단손실을고려하여 5W이상의소자를선별하였다. 그중 TGA2594(QORVO) 는 5W 이상이고전력부가효율이우수하며소자크기가작아소형화에유리하다. 이런장점을고려하여단일전력증폭기의증폭소자로 TGA2594(QORVO) 를선정하였다.( 표4 Ka대역 MMIC 소자조사 ) 그림 7. 단일전력증폭기블록도 Fig. 7. Single Power amplifier block diagram 나. GaN HEMT 전력증폭부설계 GaN HEMT 전력증폭기패키지는소자의발열량및동작주파수에따라다양한형태로구현가능하다. Ku 대역이하동작주파수소자에대한패키지는몸체와덮개로구성되어차폐형구조를가진다. 특히패키지몸체는소자의발열량에따라세라믹또는금속소재를적용한다. 본논문의 GaN HEMT 전력증폭기의동작주파수는 Ka 대역으로매우높아패키지화에따른입출력기생성분에따른부가손실로인해차폐형구조적용이어렵다. 따라서설계및제작되는전력증폭기부는단일전력증폭기의일체형구조를적용하고자한다. 일체형으로제작되는 GaN HEMT 전력증폭부 MMIC, 입출력전송선로및단층커패시터로구성된다. 이러한회로를포함하는단일전력증폭기의외형도및조립도는그림 6, 8과같으며전체크기는 17.5 x 48.0 x 9.20mm 이다. 단일전력증폭기는전체적으로 HMIC 공정으로조립되며완전밀봉 (Hermetic Sealing) 패키지형태로구현되어온 / 습도에대한성능변화를최소화하고 EMI/EMC 등환경사양에충족하도록설계하였다. 그림 8. 단일전력증폭기조립도 Fig. 8. Single Power amplifier assembly diagram 다. 단일전력증폭기열해석 단일전력증폭기에대한열해석은상온 25 도와고온 65 도조건에대해수행하였다. 열해석을위한발열량은 GaN HEMT MMIC 의펄스듀티 2% 동작기준으로약 0.9W 로산정하였다. 아래그림에상온과고온조건에서의열해석결과를 나타내었다. 열해석결과 GaN HEMT MMIC 표면의최 대온도는상온, 고온조건에서각각 39.6 도, 79.2 도로해 당소자의최대접합온도 275 도보다매우낮은수치로 확인되었다. 그림 9. 단일전력증폭기열해석결과 ( 상온, 25 도 ) Fig. 9. Single Power amplifier thermal analysis results (high temperature, 65 C) Ⅲ. 공간전력결합증폭기설계 1. 공간결합증폭기개요 공간결합증폭기는 8-way 공간결합기와 8 개의단일 전력증폭기를연결하여 20W 급이상의공간결합증폭기 제작을목표로하였다. 표 3. 공간결합증폭기개발목표 Table 3. Assembly of connection brackets 3D and production shapes Ⅳ. 실험및결과 1. 공간결합기제작및실험결과 공간결합기는그림 13, 14 와같이입출력각각 1 개씩 제작하였다. 30GHz, Air 기준으로파장의길이가 10mm 밖에되지않기때문에실제결합기제작시작은가공오 차에도성능적인면에서많은영향을받을수밖에없다. 이러한가공오차에대한영향을상쇄하고자최소오차를 적용하여가공을진행하였다. 결합기단품으로는전체 삽입손실을계산할수없기때문에결합기조립체 2EA 를 2.92mm to 2.92mm adapter 를이용하여 Back-to-back 구조로조립하여 S-parameter 측정을하였다. Back-to-back 구조로측정하였을때삽입손실이최대 0.668dB 이므로개별결합기손실은최대 0.334dB 로계산 되었고입력반사손실는 21.3dB 이하, 출력반사손실는 20.2dB 이하의값을얻었다. 그림 11. 증폭기제어부제작형상 Fig. 11. amplifier bias control production shape 그림 13. BOTTOM instrument production photos 단위증폭기는총 8개의단일전력증폭기가소요되므로개별단일전력증폭기는그림 17과같이제작실험하여원하는규격을만족함을확인하였다. 측정시주파수는 29.0 ~ 31.0GHz 로설정하였고입력신호레벨은 +15dBm, 펄스폭은 4us, duty cycle 은 2% 로설정하여진행하였다. 그림 17 단일전력증폭기내부사진 Fig. 17. Spatial combining amplifier assembly photos Pulse width 4us, Duty 2% 조건에서측정하였으며측 정결과최소출력전력 30.1W, 선형전력이득 26.4 db 의값을얻었으며계산결과전력부가효율은약 19.07% 가 되는것을확인하였다. 표 6. 공간결합증폭기개발목표및측정결과 Table 6. Linear power gain measurement waveform 밀리미터파대역에서 SSPA 를초소형으로개발시기본적으로소자의낮은효율로인해서발생하는발열문제는항상따라다닐수밖에없다. 이러한문제를해결하고자본논문에서는 GaAs 소자에비해높은출력밀도를갖는 GaN HEMT MMIC 를이용하여단일전력증폭기를제작하였으며또한일반적인마이크로스트립라인에비해높은결합효율특성을갖는공간결합기를적용하여입력분배부및출력결합부를제작하였다. 이러한구성을적용하여 SSPA 를제작하였으며측정결과 Ka 대역 ( 29~31GHz) 에서최대출력 30.1W 와 19.07% 의전력부가효율값을얻을수있었다.
