Abstract In this paper an X-band 50 W internally matched power amplifier is designed and fabricated using an μm GaN HEMT that is developed by the 0.25 μm GaN HEMT process of ETRI. The optimum source and load impedances are experimentally extracted from the loadpull measurement using impedance-transform-prematching circuits and the transistor performance is predicted. The power performance of the internally matched power amplifier whose matching circuits are fabricated on a substrate with ε r of 10.2 is measured under the pulsed mode of 100 μs pulse period and 10 % duty cycle and the best output power of dbm(55.5 W and the power-added efficiency of 46.6 % are obtained at 9.2 GHz. The output power of dbm( W is measured in GHz and the power-added efficiency is measured to be greater than 43 % in GHz and above 36 % in GHz. 3 THE JOURNAL OF KOREAN INSTITUTE OF ELECTROMAGNETIC ENGINEERING AND SCIENCE. vol. 27 no. 10 Oct 해야 한다. 사전 정합 회로의 설계는 10 Ω의 특성 임피던스를 가 지는 마이크로스트립 선로 형태의 임피던스 변환기를 사 용하여 이루어졌으며 그림 4에 나타낸 바와 같이 튜너의 임피던스 범위를 더 높은 VSWR을 가지는 임피던스 구간 으로 변화시켰다. 드레인 측의 변환된 튜닝 임피던스 구 간은 게이트 측에 비해 10도 정도 위상 천이되어 있으며 이는 마이크로스트립 임피던스 변환기의 선로 길이 변화 를 통해 구현되었다. 사전 정합 회로에 사용된 기판은 Roger사의 비유전율 10.2 두께 10 mil의 duroid 6010LM을 사용하였으며 기판의 Cu 선로에 두꺼운 Au 전해도금 을 함으로써 트랜지스터 칩의 와이어본딩을 용이하게 하 였다. 그림 5는 Maury Microwave사의 로드풀 시스템을 사용 한 측정 셋업을 보여주고 있으며 트랜지스터의 출력 전 력이 최대 60 W(47.8 dbm까지 예상되었기 때문에 약 46 dbm의 출력 전력을 낼 수 있는 증폭기가 측정 셋엡에서 구동증폭기로 사용되었다. 연속파(Continuous Wave: CW [9] 게이트 전극의 단면 사진 그림 2. Microphotograph of the fabricated 0.25 μm GaN HEMT. 나 있고 μm 단위 전력소자 기준으로 DC 특성을 측정한 결과 I =178 ma V = 3.34 V g =312 ms/ mm 의 값을 보였으며 항복전압은 120 V 이상으로 확인되었 다. 단위 전력소자의 RF 전력 특성은 로드풀 측정을 통해 확인되었으며 9.3 GHz의 주파수에서 V =30 V I =93 ma일 때 선형이득 19.2 db 포화 출력 전력 31.5 dbm (4.68 W/mm 전력부가효율(Power-Added Efficiency: PAE 49 %의 값을 얻었다. DSS th m DS DS Ⅲ. 로드풀 측정 및 최적 임피던스 추출 본 논문에서 사용한 0.25 μm GaN HEMT는 μm 로 총 게이트 길이가 12 mm이며 소자의 비선형 모델이 현재 구축되어 있지 않아 최적의 출력 임피던스를 얻기 위해 로드풀 측정을 수행하여야 한다. 로드풀 측정은 Maury Microwave 튜너 장비를 사용하여 이루어졌으며 GaN HEMT의 출력 전력이 커질수록 소자의 크기가 커져 최적 부하 임피던스는 작아진다. 따라서 제한된 임피던스 범위를 가지는 튜너로 정확한 최적 임피던스를 찾기 위 해서는 적절한 사전 정합 회로를 이용하여 측정을 수행 894 에서의 튜너의 임피던스 분포도 및 임피 던스 변환기를 통해 바라본 게이트 및 드레인 측 에서의 소스 및 부하 임피던스 분포도 그림 GHz Fig. 4.
